Asymmetric Doherty Power Amplifier at 60 GHz in 130 nm BiCMOS

Abstract

This work presents an asymmetric Doherty power amplifier in 130nm BiCMOS technology for the IEEE 802.11ad/ay Wi-Fi standard at 60GHz. An analysis of the baseband signal indicates a peak-to-average power ratio of 8dB, which has to be taken into account for an energy efficient operation. In laboratory measurements the power amplifier achieves a peak output power of 11.5dBm with a maximum power added efficiency of 20% at peak and 12% at output backoff level. In addition, a power gain of 22dB within 8GHz bandwidth was measured.
