A Compact Model for Ovonic Threshold Switching based on a Delay Circuit

Abstract
This paper introduces an innovative compact model for two terminal Ovonic Threshold Switch (OTS) selectors, optimized for circuit simulations. The internal state variable of these devices is determined using a delay circuit which incorporates a minimal number of electrical elements corresponding to the proposed equivalent circuit of the device. The model’s accuracy was validated by comparing with measured data from Western Digital devices.
