A 213 GHz 2 dBm Output-Power Frequency Quadrupler with 45 dB Harmonic Suppression in 130 nm SiGe BiCMOS

Abstract

This paper presents a 53.25 GHz to 213 GHz frequency quadrupler with an output bandwidth of 15.5 GHz. In saturation the system achieves 11.8 dB of conversion gain at 2 dBm of saturated output power. Consuming 92.9 mW of DC power, the power-added efficiency is 1.6 %, a 28.7 % against the current state of the art. Harmonic suppression greater than 30 dB over the full 3-dB-bandwidth is achieved, while the rejection at center frequency is greater than 45 dB. Being the first in its class to combine large power delivery with high conversion gain, more than doubling the state of the art, the demonstrated quadrupler qualifies for application in large-scale transceivers where high levels of local oscillator signal powers need to drive several parallel de-/ modulator stages.
