Abstract

This work presents an on-off-keying V-Band transmitter (TX) supporting data-rates up to 10Gb/s for ultra-compact, low-power wireless communication. Implemented in a fully-depleted silicon-on-insulator CMOS technology, the core area is only 0.036mm2. The TX consists of a voltage-controlled oscillator (VCO) and an amplifier. Both can be rapidly switched ON/OFF through the baseband data reducing power. By using a high output power VCO, the gain requirements for the amplifier are relaxed. Thus, large transistors can be avoided which enables faster switching. A maximum dc-to-RF conversion efficiency of 10.3% with an output power of 0.5dBm were measured. Furthermore, the VCO has a continuous frequency tuning range from 52.9GHz to 57.4GHz through the transistor’s back-gate omitting varactors. At 10Gb/s, the TX dissipates only 11mW while transmitting equally "1" and "0" bits. To the best of the authors’ knowledge, the resulting energy per bit of 1.1pJ/b is the lowest among state-of-the-art designs.
